Problem

A designer needs a silicon resistor with resistivity ρe=1.0 Ω cm\rho_e=1.0\,\Omega\,\mathrm{cm} at room temperature. Using the chapter's own points, ρe=4.6 Ω cm\rho_e=4.6\,\Omega\,\mathrm{cm} at Nd=1.0×1015 cm−3N_d=1.0\times10^{15}\,\mathrm{cm^{-3}} and ρe=0.52 Ω cm\rho_e=0.52\,\Omega\,\mathrm{cm} at Nd=1.0×1016 cm−3N_d=1.0\times10^{16}\,\mathrm{cm^{-3}}, estimate the doping needed by log-log interpolation. Then check that this doping is safely on the extrinsic plateau, and state what fraction of silicon's atoms this doping represents.
