Problem

The subthreshold transfer curve of a MOSFET at T=300 KT=300\,\mathrm{K} gives two points on the straight (subthreshold) part of log⁡10ID\log_{10}I_D against gate voltage VGV_G: VG=0.100 VV_G=0.100\,\mathrm{V}, ID=1.00×10−9 AI_D=1.00\times10^{-9}\,\mathrm{A}. VG=0.304 VV_G=0.304\,\mathrm{V}, ID=1.00×10−6 AI_D=1.00\times10^{-6}\,\mathrm{A}. The gate oxide has Cox=1.73 μF cm−2C_{ox}=1.73\,\mu\mathrm{F\,cm^{-2}}, the value used for the 2 nm2\,\mathrm{nm} SiO2_2 MOS capacitor worked earlier. ((a)) Read the subthreshold swing SsubS_{\rm sub} (in mV\mathrm{mV} per decade) off the two points. ((b)) Find the body factor mbm_b and the depletion capacitance per unit area CdepC_{\rm dep} implied by mb=1+Cdep/Coxm_b = 1+C_{\rm dep}/C_{ox}.
