Problem
Near the fundamental gap of a direct-gap semiconductor the conduction and valence bands are well approximated by parabolas centred at k=0: Ec(k)=Eg+ℏ2k2/2me∗ and Ev(k)=−ℏ2k2/2mh∗. The interband contribution to the dielectric function derived from Fermi's golden rule is ε2(ω)=ε0me2ω2πe2∣pcv∣2Jcv(ℏω), where ∣pcv∣2 is the squared interband momentum matrix element, taken constant over the small energy range considered here, and Jcv(ℏω) is the joint density of states per unit volume, counting both spin states.
((a)) By writing Ec(k)−Ev(k)=Eg+ℏ2k2/2μX with 1/μX=1/me∗+1/mh∗, and counting the k-states inside a sphere of radius k, show that Jcv(ℏω)=2π21(ℏ22μX)3/2(ℏω−Eg)1/2,ℏω≥Eg.
((b)) Hence show that near threshold ε2(ω)∝μX3/2(ℏω−Eg)1/2/ω2.
((c)) CdTe is direct-gap, with Eg=1.50eV at 300K, me∗=0.11me and mh∗=0.35me. Compute the reduced mass μX in units of me, and, treating ∣pcv∣2 as constant over this range, compute the ratio ε2(1.53eV)/ε2(1.60eV).
