Problem

In proximity photolithography a patterned mask with period Λ=8 μm\Lambda = 8\,\mu\mathrm{m} is held a small gap z=50 μmz = 50\,\mu\mathrm{m} above a photoresist-coated wafer, illuminated with collimated ultraviolet light of wavelength λ=365 nm\lambda = 365\,\mathrm{nm} (the i-line). ((a)) Estimate the Fresnel number of a single mask opening, taken to have half-width a=4 μma = 4\,\mu\mathrm{m}, at the wafer plane, and say whether the exposure sees a near-field or a far-field pattern of that opening. ((b)) Estimate the Talbot self-imaging distance zTz_T of the periodic mask pattern, and express the actual gap zz as a fraction of zTz_T. Explain briefly why keeping z≪zTz \ll z_T, rather than choosing zz near zTz_T, is the sound engineering choice for printing a faithful copy of the mask.
